Abstract :
We study the temperature performance of a resonant-phonon-assisted terahertz quantum-cascade laser by using the Monte Carlo method. The temperature dependencies of subband occupation, lifetime, and injection efficiency are investigated. We find that injection efficiency has not a clear change with increasing temperature and the sharp shortening of the upper lasing stateʹs lifetime is the main reason that prevents the laser from working at high temperatures.
