  • Abstract
    Sublimation sandwich method used earlier to obtain SiC epilayers is applied for growth of SiC bulk crystals. The possibility to obtain the SiC crystals of different polytypes is demonstrated. Mechanisms of generation of micropipes during bulk growth of SiC are discussed.
