Abstract
ZnMgSSe/ZnSSe/ZnSe multiple quantum well (MQW) heterostructures with separate confinement (SC) grown by MOVPE were characterized by photoluminescence, reflectance and excitation spectroscopy in a wide range of temperature (10–375 K) and excitation intensity (10−8–106 W cm−2). Optically pumped lasing was achieved between 77 and 375 K. The lasing threshold increased from 20–30 kW cm−2 (77 K) to 150–250 kW cm−2 (300 K). Lasing can be attributed to recombination in an electron-hole plasma.
