Abstract :
(Ga,Mn)As digital ferromagnetic heterostructures (DFH) are grown by incorporating Mn delta-doping layers into GaAs using molecular beam epitaxy. Investigation of structural properties (via X-ray diffraction, TEM, RHEED) and magnetic properties (via SQUID, MOKE) as a function of growth temperature reveal the following: (1) a DFH growth window from 240 to 280 °C, (2) a strong dependence of the ferromagnetic transition temperature (TC) on growth temperature. The dependence of TC on the spacing between Mn layers is also investigated, and non-zero TC is observed for spacing as high as 200 ML of GaAs. Furthermore, magnetic measurements on a single layer of Mn delta-doping indicate that this ultrathin film is ferromagnetic.
