In this work we designed and simulated an InGaP/GaAs multi junction solar cell with AlGaAs tunnel junction. We optimized efficiency of solar cell by changing Window layer and adding BSF layers. The results are gained by considering AM1.5 spectrum. We did our simulation by TCAD Silvaco software. By considering critical numbers of cells and also by optimization the layer parameters, very high operation factors for multi junction solar cells are obtained. We divided tunneling zone to six layers and the efficiency of 25.43% was achieved. Then we optimized the proposed structure and we added BSFand window layers, the cell efficiency and its current reached to 35.5% and 17.41mA/cm2 respectively.
