Abstract :
A four-channel DFB laser transmitter OEIC incorporating JFET drive electronics on an InP substrate is described. Fully functional circuits have been fabricated with single-mode lasers operating in the 1545-1560 nm window, with wavelength separation between adjacent channels of approximately 0.8 nm. Laser modulation at 155 Mbit/s was achieved. To the authors knowledge this is the first demonstration of a monolithic four-channel transmitter OEIC based on JFETs and DFB lasers.
