Abstract :
A 38-47.8 GHz quadrature voltage controlled oscillator (QVCO) in InP HBT technology is presented. The measured output power is -15 dBm. The simulated phase noise ranges from -84 to -86 dBc/Hz at 1 MHz offset. It is believed that this is the first millimetre-wave QVCO implemented in InP HBT technology as well as the highest measured oscillation frequency for any QVCO
