Abstract :
An AlGaAs/GaAs one-chip optoelectronic integrated transmitter with an inner mirror facet laser has been fabricated, and stable CW, high-speed operation has been demonstrated. The successful results obtained are mainly due to a low threshold current of the integrated laser, a graded index waveguide separate confinement heterostructure single quantum well (GRIN-SCH SQW) laser with a microcleaved facet (MCF) of good quality.
