Abstract :
We derive a new parametric form of the current-voltage characteristic of space-charge-limited currents (SCLC´s) in the strong field regime. The new representation is used to obtain the first exact solution for SCLC in GaAs. An exact solution is also found for another characteristic velocity-field dependence. Unlike previously reported results, our new solutions describe a gradual transition between the Mott-Gurney law and the regime of drift velocity saturation. The theory is found to be in close agreement with the experimental data for low-temperature pulsed SCLC in GaAs.
