Abstract :
Successful long-term room-temperature operation of InGaAs/GaAsP strained-layer superlattice (SLS) light-emitting diodes (LED´s) under high constant current injection is reported. The devices have been tested up to 1000 h with 830 A/cm2, 2000 h with 3000 A/cm2, and 2000 h with 4000 A/cm2with no observed degradation in the optical outputs. These results indicate that an SLS with lattice constant well matched to that of the substrate is stable under high-level current injection.
