Abstract
This paper is concerned with the transmission line of a large scale integration (LSI) package operating at gigahertz frequencies. The size of the package containing the LSI is approximately 200 mm2. The elements of a 4×4 scattering matrix, including both amplitude and phase, have been measured up to 20 GHz. Subsequently, the equivalent circuit parameters of a broadband 4-port ladder-type GCRL equivalent circuit model have been obtained by a frequency-dependent S-parameter fitting method. The computed and measured S-parameters are in agreement except for some details arising from local resonances.
