Abstract :
The harmonic mixing performance due to hot carrier diodes utilizing high field effects in semiconductors has been investigated. Model experiments in the 35-GHz band have been performed to obtain the optimum structure and NEP (Noise Equivalent Power). NEP of 2 × 10-11 W/5-MHz for a 3rd-order harmonic mixer was obtained.
