Abstract :
The authors fabricated particle detectors made from InP:Fe, InP:Zn, and InP:Cu and evaluated the performance of these devices. The InP detectors were suggested for gamma-ray detection with varying degrees of success. Gamma-ray pulse-height spectra were acquired and stored for detectors of each type. It was found that the InP:Fe detector performance is currently limited by the trapping of charge carriers by the iron dopant in the material InP:Zn detectors are limited by the low mobilities (≈3 cm2 V-1 s-1) existing in the material at the operating temperature of 14 K. The InP:Cu detectors fabricated are limited by defects induced in the material by the thermal cycling of the copper diffusion
