Abstract :
4×4 InGaAlAs/InAlAs MQW directional coupler waveguide switch modules integrated with spot-size converters are developed for the first time. Because the switching time is sufficiently short (<70 ps, which is limited by the driver speed), no bits are lost during a 10 Gbit/s switching experiment at 1.55 μm wavelength
