Abstract :
A mid-IR type-II “W” quantum well diode laser (λ=3.30 μm) with a broadened waveguide operated in pulsed mode at 300 K is presented. The spectral width at that temperature was 12 nm, and the peak output power was 2 mW/facet. The characteristic temperature T0 for the range 100-280 K was 48 K
