Abstract :
A novel optical bistability device is proposed and analysed in which the Stark effect of a multiple quantum well is used in combination with a negative resistance device. The device is found to possess an excellent on/off ratio (19:1) and high speed capability (τ<10 ps), while the required optical power P is as small as 1 mW or less with a bias voltage of 5V, giving a Pτ product of 1~10 fJ
