Abstract :
A two phase driven, self-scanning, light emitting device (SLED), whose gate electrodes are connected to each other through the pn diode, is proposed and demonstrated. A maximum transfer frequency of 2 MHz was obtained. It is suitable for integration so that a part of the pnpn light emitting thyristor can be utilised as the connection pn diode.
