Abstract :
A low drive voltage, InP-based waveguide optical phase modulator for the 1.5-1.55 mu m fibre band is reported. Vpi values of 3.5 V mm at 1.5 mu m wavelength and 4.6 V mm at 1.55 mu m are obtained. No change in the transmitted light intensity is discernible at 1.55 mu m, with just 0.27 dB mm-1 modulation accompanying a 0-5 V voltage swing at 1.5 mu m. An 850 mu m long device had a bandwidth of 2.8 GHz, limited by parasitic bond-pad capacitance.
