Abstract :
An RF small-signal equivalent circuit of an MQW InGaAs/InAlAs electroabsorption modulator has been developed and compared with measurements of the responsivity and impedance in the photodetector mode. Calibrated optical/electrical and electrical measurements were performed with a 20 GHz lightwave component analyser by contacting the modulator directly with a coplanar on-wafer probe
