Abstract :
A long wavelength (λ≃11 μm) quantum cascade laser based on inter-miniband transitions in semiconductor superlattices is reported. The device operates continuous wave up to a temperature of 85 K, with a maximum output power of 75 mW at 25 K. Both record values for unipolar lasers of comparable wavelength
