Abstract :
Continuous-wave operation of vertical-cavity surface-emitting lasers lattice matched to InP and grown with one epitaxial step is presented. These lasers combine highly reflective AlAsSb/AlGaAsSb mirrors with a double-intracavity contacted structure based on thick InP contact layers
