Abstract :
The authors report high speed studies of packaged, low-temperature optimised single quantum well vertical-cavity laser diodes. The small-signal modulation bandwidths in the range 8.2-9.3 GHz are demonstrated for a 5.4 μm diameter laser with very low drive currents over the 77-300 K temperature range
