Abstract :
Singlemode operation of selectively oxidised monolithic vertical cavity laser diodes is demonstrated using optical antiguiding induced by cavity resonance modifications. A higher refractive index surrounding the laser cavity is accomplished by increasing the optical cavity length in this region to form leaky-mode lasers. The monolithic antiguiding lasers are fabricated using an etch and regrowth process of the top semiconductor distributed Bragg reflector mirror. The leaky-mode vertical cavity lasers exhibit single transverse mode operation up to injection currents greater than 13 times the threshold current
