Abstract :
The authors present an experimental characterisation of third-order intermodulation distortion (IM3) in a high-output-power uni-travelling-carrier refracting-facet photodiode at 40 GHz. A record third-order intercept point of 30 dBm in the millimetre-wave range and a low IM3 of -60 dBm with 0 dBm fundamental output are obtained
