Abstract :
Ultra-wideband distributed photodetectors for operation in the long-wavelength region are reported. They comprise four vertically coupled waveguide-integrated InGaAs metal-semiconductor-metal photodetectors with 0.2 μm feature size finger electrodes that are periodically arranged along a coplanar strip transmission line. A 3 dB bandwidth of 78 GHz at 1.55 μm was achieved
