1.5 mu m compressive-strained multiquantum-well waveguide detectors for coherent polarisation-diversified receivers

Abstract :
The fabrication and polarisation characteristics of 1.5 mu m waveguide detectors with compressive-strained multiple quantum wells are reported for the first time. The internal quantum efficiency for the TE mode is estimated to be close to 100% and the absorption loss for the TM mode is estimated to be 4 dB. By the use of TE-polarised waveguide detectors, a new polarisation-diversified receiver suitable for monolithic integration is proposed.
