Abstract :
A new method for fabricating narrow linewidth antiphase complex coupled MQW DFB lasers by periodically etching the active layer and quarternary InGaAsP overgrowth is reported. The minimum linewidth for a 375 μm long ridge waveguide laser is only 250 kHz at an optical output power of 4 mW.
