Abstract :
This paper presents an on chip E shaped patch antenna connected to a plasmonic FET, acting as a THz detector in 130 nm CMOS technology. The measured frequency response of the fabricated antenna-coupled detector shows a bandwidth of 17 GHz with a peak responsivity of 773 V/W at 307 GHz. Time domain measurements using a femtosecond laser confirms wideband operation of the plasmonic detector.
