Abstract :
The results of the design, simulation and measurement of the frequency doubler (FD) millimeter wave on bipolar SiGe-process technology 0.25 microns. Input frequency - 48 GHz, the output - 92 GHz, the power output signal - 5 dBm, the attenuation of the first harmonic - 48 dB. Represented FD layout in Cadence. Show the measurement results of the frequency spectrum of the output signal in experimental chip FD.
