Abstract :
We report the noise figure of a packaged InGaAsP quantum-well SCOWA across its wavelength and current operating regimes. At 1550 nm and 5-A bias, the SCOWA exhibits 5.5-dB noise figure, 13-dB gain, and 0.8-W saturation output power.
