Abstract :
We present a pre-amplified high-speed photoreceiver comprising a uni-traveling carrier photodiode monolithically integrated with a semiconductor optical amplifier. The SOA-UTC exhibits 3-dB bandwidth of 95 GHz, NF(8 dB) and 95 A/W responsivity corresponding to record gain-bandwidth product of 6.1 THz.
