Abstract :
We fabricated a compact electro-absorption slow-light modulator laterally-integrated with a 980nm VCSEL. We figured out 3-dB small-signal modulation bandwidth over 20 GHz with sub-volt operation on 30 μm-long device. Our tapered waveguide structure enables “quasi-unidirectional coupling” for avoiding optical feedback.
