Abstract
Compact 40 Gbit/s InP Mach-Zehnder (MZ) modulator with low Vpi is demonstrated by introducing new waveguide structure. An InP DQPSK modulator is also realized by monolithically integrating the MZ modulators into a compact MZ interferometer, and 80 Gbit/s operation is confirmed.
