Abstract :
A process/physics-based compact model for the nonclassical double-gate (DG) MOSFETs with ultra-thin bodies is overviewed, and then used in Spice3, to explore optimal design for nanoscale DG-FinFET CMOS and to project possible performances near the end of the SIA 2003 ITRS.
