Abstract :
This work further presents the slotted single mode lasers integrated with a semiconductor optical amplifier (SOA). Results show that the fabricated laser behaviors stable single mode performance with the threshold of about 19mA when the SOA section was left floating. The side mode suppression ratio of more than 50 dB was obtained for an injection current of 38 mA (twice threshold).
