Abstract :
InGaAsP distributed-feedback laser diodes (DFB LDs) and InGaAs avalanche photodiode/protodiodes (APD/PDs) for multigigabit-per-second (multi-Gb/s) fiber-optic communication (FOC) systems are described. A modulation bandwidth of 8 GHz was achieved in lambda /4-shifted 1.5 mu m DFB-DC-PHB LDs with narrow mesa structure. This bandwidth and the maximum gain-bandwidth product as high as 7.5 GHz and 75 GHz, respectively, have been achieved in InGaAs PLEGAPDs with 30 mu m Phi receiving area. Spectral behavior for DFB LDs was studied, through multi-Gb/s range transmission experiments. Error rate floor has been found to be clearly correlated to the gain difference between the main mode and the largest submode for DFB LDs. Experimental results on 10 Gb/s modulation/demodulation and on the spectral properties under multi-Gb/s modulation are also described.<>
