Abstract :
A reduction in the total energy lost in a GTO (gate-turn-off) thyristor due to switching and conduction losses has been achieved through optimum device design and processing. Specifically, a low-loss GTO design that uses standard GTO and transistor high power processing technology to achieve an improved performance and high reliability has been developed. Key changes are the use of proton rather than electron radiation to reduce the tail current and an increase in the size of the anode short. A 3000 A, 4500 V GTO has illustrated a 30% reduction in losses.<>
