Abstract :
A novel AlGalnAs/InP single-mode laser was designed and fabricated using an etched-facet distributed Bragg reflector. It exhibits stable 1310 nm single-mode operation over a wide temperature range of 20 to 80/spl deg/C with high SMSR.
