Abstract :
In this paper, we report on our recent results of RTD oscillators integrated with slot antennas. Fundamental oscillation up to 0.6THz with 8 muW and harmonic oscillation up to 1.02 THz with 0.6 muWwere observed in our device structure up to now. Theoretical analysis shows that fundamental oscillation up to 2.4 THz and 70 muW at ITHz are expected by structure optimization. Voltage-controlled oscillation and mutual injection locking for power combining in array configuration were also observed.
