Abstract
Phase- and impedance-matched traveling wave photodetector based on high-speed waveguide integrated photodiodes is demonstrated. InGaAs/InGaAsP heterostructure photodetector comprises of a mode field converter for effective fiber-chip coupling and a 1x4 multi-mode interference (MMI) power splitter of which output waveguides feed four p-i-n PDs. A coplanar waveguide (CPW) transmission line connects the PDs in parallel and collects the electrical output signal.
