  • Abstract
    We have demonstrated monolithically integrated RCPDs and VCSELs using a novel epitaxial design that red-shifts the RCPD wavelength with respect to the cold-cavity VCSEL wavelength. The advantage of this design is that at typical operating currents the VCSEL wavelength is better aligned with the RCPD resonance than with a typical VCSEL/RCPD structure
