Abstract :
We propose a subwavelength diode laser structure enabled by the surface plasmonic nanocavity which possesses good thermal dissipation, strong optical confinement, and large effective index. The laser model is developed and the threshold current <25 muA is predicted with 5 quantum wells in the active region.
