Abstract :
This paper describes "High ESD (Electro-Static Discharge) Burnout Surface Mount GaAs Zero Bias Detector Diodes for Wireless RF Tag Applications". The GaAs Zero Bias Detector (GaAs ZBD) diodes have excellent mixer and detector performance at microwave frequencies and yet, exhibit four to five times better ESD protection than equivalent Silicon and GaAs Schottky diodes. Also, these devices are less sensitive to temperature variation compared to equivalent Schottky diodes. The GaAs ZBD diodes are assembled in low cost SOT-23 surface mount plastic packages.
