Abstract
A monolithic HFET/MSM OEIC receiver for optical signals in the frequency range of 45 GHz and 50 GHz is presented. This is the first OEIC receiver that operates in the millimeter-wave band as far as the authors know. In the OEIC receiver, an MSM photodetector and a 3-stage transimpedance amplifier are monolithically integrated on a GaAs substrate. The wavelength detected by the MSM photodetector was 0.8 ¿m. Simulation results show that high sensitivity can be achieved by introducing an impedance matching concept into the MSM photodetector and the amplifier connection. The OEIC receiver shows 15 dB improvement in optical link gain compared with that of the MSM photodetector itself in the frequency range of 45 GHz and 50 GHz. Further optimization of the impedance matching conditions will lead to greater improvements in the response of the OEIC receiver.
