            Abstract :
A high efficiency 1.8GHz AlGaAs/GaAs HBT power amplifier for low voltage battery operation is designed aid built. A new design procedure incorporating a large signal device model based on small-signal and pulsed DC measurements is presented. Large-signal circuit analysis, utilising both the model and load-pull measurements, is used to achieve the optimum design, maximising power output and power added efficiency.
