Abstract :
This paper describes simultaneous electrical and thermal modeling of signal and noise properties of the millimeter-wave FETs (based on three coupled-line theory). For the first time, the simultaneous determination of temperature dependence of signal and noise properties of distributed FETs by means of noise wave correlation matrix and scattering matrix is proposed. The results of Gass and noise parameters variations versus working temperature and frequency are presented.
