Abstract
The white-light impact on the DC, RF, and noise performance of a commercially available GaAs PHEMT device has been studied. A significant drain current minimum was found for a specific illumination intensity. The noise and large-signal performances showed weak sensitivities to different light intensities while the small- signal and DC-performances exhibited stronger light-dependencies.
