Abstract
A novel physics-based quasi-static charge model of Heterostructure Barrier Varactor has been developed and implemented in harmonic-balance-method based multiplier analysis program. It covers uniformly doped modulation layers, undoped spacers, uniformly distributed fixed charge in barrier region, surface states at heterojunctions, degeneration ofelectron gas, thermionic and thermionic-fleld emission over and through the barrier region and transit time effect. Width modulation, carrier velocity saturation and carrier inertia are included in modeling of quasi-neutral regions. Excellent accuracy of the model has been verified both in static and dynamic conditions using measurement and simulation data published in the literature. The model enables fast simultaneous optimization of HBV structure and embedding impedances using typical workstations.
