Abstract :
The potential of the classical single-device vertical-cavity surface-emitting lasers (VCSEL) with various apertures of the buried tunnel junction was investigated. The power-current-voltage characteristics for different temperatures and the electrical to optical conversion efficiency (wall-plug efficiency) of the VCSEL arrays were studied.
