Abstract :
A 6-bit phase-shifter with integrated serial-to-parallel converter have been developed using a 0.2¿m Enhancement/Depletion p-HEMT process. This phase shifter, based on the use of reflection type couplers, works within the [10-15GHz] frequency range. Chip size is 4.5×3.5mm2 and DC power consumption is less than 20 mW.
